چکیده
A fully matched Ka-band wideband pseudomorphic highelectron-mobility transistor (PHEMT) 1-W monolithic millimeter-wave integrated circuit (MMIC) high-power amplifier (HPA) without any external circuit is developed. The two-stage HPAs are prepared on 2-mil GaAs substrates with a small chip size of 3.46 2.9 mm. At least 10-dB small-signal gain, 29.5 dBm P 1dB, 31-dBm Psat, and better than 12-dB output return loss. © 2005 Wiley Periodicals, Inc. High-Reliability Deep Submicron GaAs Pseudomorphic HEMT MMIC Amplifiers
High-reliability performance of a Q-band MMIC amplifier fabricated using TRW’s 0.1 μm production AlGaAs/GaAs HEMT process technology is reported. Operating at an accelerated life test conditions of Vds=4.2V and Ids=150mA/mm, two-stage balanced amplifiers were lifetested at threetemperatures (Ta=255 C, Ta=270 C, and Ta=285 C) in air ambient. The activation energy (Ea) is as high as 1.7 eV, achie...
متن کاملA low phase noise Ka-band voltage controlled oscillator using 0.15 µm GaAs pHEMT technology
A low phase noise, low dissipated power and small sized Ka-band voltage-controlled oscillator (VCO), using dual cross-coupled pair configuration and capacitance-splitting technique is presented. The Ka-band VCO circuit uses 0.15 μm GaAs pHEMT technology. The VCO has low phase noise, of 116.36 dBc/Hz, at a 1 MHz offset and can be tuned from 30.5 to 31.22 GHz. The figure of merit (FOM) is -192.36...
متن کامل40-W CW Broad-Band Spatial Power Combiner Using Dense Finline Arrays
This paper presents a broad-band spatial powercombining system based on tapered-slot antenna arrays integrated in a standard WR-90 waveguide environment. The system is designed using a modular tray architecture, providing full waveguide-band frequency coverage and an excellent thermal environment for a set of monolithic-microwave integrated-circuit (MMIC) amplifiers. The shape of the tapered-sl...

In this paper, we present new results in the development of a broad-band spatial power-combining system implemented in a standard X-band waveguide environment. Using 24 off-the-shelf GaAs monolithic-microwave integrated-circuit (MMIC) power amplifiers integrated with tapered-slot antenna arrays, the new combining circuit produced up to 126-W maximum power output with a gain variation of 1.9 dB ...
متن کاملKa-Band SiGe Receiver Front-End MMIC for Transponder Applications
A fully integrated, front-end Ka-band monolithic microwave integrated circuit (MMIC) was developed that houses an LNA (low noise amplifier) stage, a down-conversion stage, and output buffer amplifiers. The MMIC design employs a two-step quadrature down-conversion architecture, illustrated in the figure, which results in improved quality of the down-converted IF quadrature signals. This is due t...
